Abstract: Based on 0.25μm GaAs pHEMT process, a 1.5~4 GHz broadband multifunctional chip is developed. The chipintegratesdigitalriver,switch,flter,lownoiseampliferanddriveamplifer.TedigitaldriveremploysaDirect-Coupled FieldEfectTransistorLogic(DCFL)structure toachievecontrollevelconversionandswitch stateswitching.Thefilterisbased onthe prototypedesignofeliptic functionlow-pass flter,which haslowinsertionlossandhighrejectioncharacteristics.The amplifierusesaCascodestructure toachievelownoiseand highoutputpower.The testresultsshowthatthe noisefigureof the receiving channel is less than2 dB,the gain is greater than14.5 dB,the output P1dB power is 17dBm ,the working current is 35 mA,and the suppression reaches 27dBc at 5.4GHz .The noise figure of the transmitting channel is less than 2.3dB ,the gain is greater than 31.0 dB, the output P1dB power is 19.5dBm ,the operating current is 95mA ,and the suppression is 34dBc at 5.4 GHz.Thechip has the advantages of high integration,low noise,high suppresson and high output power.

0 引言

21世纪以来,半导体技术得到了迅速发展,改变了人们生活方式,传统的单片微波集成电路(Monolithic Microwave Integrated Circuit,MMIC)越来越难以满足小型化和低成本的迫切需求,MMIC开始向着集成度更高,成本更低的多功能芯片方向发展,其多功能化和小型化优势显著。(剩余7703字)
